MASTER’S PROJECT

Portland State University – Portland, OR April 2013 - March 2016

Used atypical 3D modeling to design a new SIP (System in Package) model and do failure simulations by FEA method reflecting the most accurate reliability result of package minimization.

Experiment Specifics:

Improved system functions and minimized packaging scales by redesign new embedded packaging structures and developing multiple die packaging models.

Analyzed the mechanism of mechanical failure and delimitation caused by elastic and inelastic deformations in the thermal cycle by FEA software, which is the greatest quality problem of Electronic Packaging.

Studied the different material properties (metal, plastic) and found out the proper materials which can improve the packaging quality 10% compared with the traditional materials.

Based on the stress and deformation from the FEA result to analyze the longevity of the model in the thermal cycle, the result only has 5%-8% deviation compared with the lab result, which can save 90% time and more than 95% cost.

Successfully reduced max stress by 30% through different material selection and structure improvement for the new packaging model builds.

VOLUNTEER WORK

Oregon Hearing Research Center – Portland, OR August 2012 - December 2013

Volunteer within Oregon Health & Science University’s Hearing Research Center; maintained Research Lab equipment and performed regular maintenance and repaired any mechanical malfunctions on Laser Scanning Confocal Microscope, pH Meter, and Transmission Electron Microscope.
